【摘要】:Failureofmicroelectronicdevicesisoftenduetothefailureofaninterconnectionbond.Acommontypeofinterconnectionbondisthethermocompressionorthermosonicgoldwirebond.Averyimportantelementofthisinterconnectionisthefirstbondorballbond.Thesetestmethodscanassistinmaintainingcontroloftheprocessformakingballbonds.Theycanbeusedtodistinguishbetweenweakandnonadherentballbonds,ofboth,andbondsthatareacceptablystrong.Thesetestmethodsareappropriateforon-lineuseinprocesscontrol,forprocessdevelopment,forpurchasespecifications,andforresearchinsupportofimprovedyieldandreliability.Sincetheballshearingmethodtestsonlythefirstbondinamicroelectronicwirebondinterconnectionsystem,itmustbeusedinacomplementaryfashion6,7withthewirebondpulltest.31.1Thesetestmethodscoverteststodeterminetheshearstrengthofaseriesofballbondsmadebyeitherthermalcompressionorthermosonictechniques.Note1Commonusageatthepresenttimeconsiderstheterm"ballbond''''toincludetheenlargedspheriodalornailheadportionofthewire,(producedbytheflameoffandfirstbondingoperationinthethermalcompressionandthermosonicprocess,orboth,)theunderlyingbondingpad,andtheballbond-bondingpadinterfacial-attachmentareaorweldinterface.1.2Thesetestmethodscoverballbondsmadewithsmalldiameter(from18to76-181m(0.0007to0.003-in.))wireofthetypeusedinintegratedcircuitsandhybridmicroelectronicassemblies.1.3Thesetestmethodscanbeusedonlywhentheballheightanddiameterarelargeenoughandadjacentinterferingstructuresarefarenoughawaytoallowsuitableplacementandclearance(abovethebondingpadandbetweenadjacentbonds)ofthesheartestram.1.4Thesetestmethodsaredestructive.Theyareappropriateforuseinprocessdevelopmentor,withapropersamplingplan,forprocesscontrolorqualityassurance.1.5Anondestructiveprocedureispossible;althoughitmaybecontraindicatedduetothepossibleinterferencewithadjacentwirebondsandmicrocircuitcomponents.1.6ThevaluesstatedinSIunitsaretoberegardedasthestandard.Thevaluesgiveninparenthesesareforinformationonly.1.7Thisstandarddoesnotpurporttoaddressallofthesafetyconcerns,ifany,associatedwithitsuse.Itistheresponsibilityoftheuserofthisstandardtoestablishappropriatesafetyandhealthpracticesanddeterminetheapplicabilityofregulatorylimitationspriortouse.
